As a core material in semiconductor packaging, our 5N-grade (purity ≥99.999%) aluminum-based bonding wire busbar is produced using vacuum melting and precision drawing technology, achieving ultra-low impurity levels (Fe <5ppm, Si <3ppm) and a diameter tolerance of ±0.5μm. This ensures outstanding electrical conductivity stability and excellent resistance to electromigration, making it the ideal solution for chip interconnects.
The product is enhanced with gradient annealing technology to optimize the grain structure, offering an adjustable tensile strength of 180-220MPa and an elongation rate of 12-18%. It is perfectly compatible with fine bonding equipment such as gold wire bonding machines and wedge bonding machines. Certified to IECQ QC080000 and meeting automotive-grade AEC-Q006 and aerospace-grade MIL-STD-883 standards, this bonding wire has become the preferred interconnect material for power modules, LED packaging, and RF devices.
Available in full custom diameters from Φ15μm to 500μm, the wire also comes with optional antioxidant surface treatment (aluminum nitride coating) and winding packaging solutions, making it ideal for 5G communication, new energy vehicle IGBTs, and high-density memory chip packaging.
